A Modified Dynamical Theory Model of X-ray Diffraction for GaN

A modified expression of deviation para meter in dynamical theory of X ray diffraction is given to more general case.It is also shown theoretically that modified model is very precise.Rocking curves of an InGaN/GaN MQW were measured and fitted using the modified model,the fitte d curve shows a very good agreement with the measu red result.More reliable structural parameters were also obtained.
