The Qualities of Cadmium Zinc Telluride Single Crystals Grown From Different Materials Crucibles

The pyrolytic boron nitride(pBN) crucible was employed for growing Cd0.96Zn0.04Te single crystals.The as-grown ingot has a size of 45mm×110mm with maximum single crystal area of CdZnTe(111) substrates up to 40mm×30mm.The crystal structure and qualities have a very large improvement compared with the crystals grown from carbon coated quartz crucibles.The results show that the Everson etch pits density(EPD) was very lower to 2×104cm-2 and no net distribution.The inclusions in the wafers have a small size of less than 2μm with a density of(0~1)×103cm-3.The X-ray topography photoes of(111)B substrates show that the crystals have a uniform structure.All these properties are better than that from carbon coated quartz crucibles.It is the most important that these wafers from the ingot have good uniformity in crystal structure.So the single crystal ingot has very good uniformity of crytal structure and more uniform Hg1-yCdyTe thin films can be fabricated on the substrates.
